This paper presents a fully digital 390 GHz harmonic outphasing transmitter in a 28nm CMOS technology. The proposed architecture features the combination of phase predistortion and outphasing at the third harmonic enabling higher-order non constant envelope modulation schemes which is inherently difficult in multiplier-last architectures used in conventional THz data transmitters. The transmitter includes a 5-bit outphasing symbol generator at 15 GHz which can generate the necessary symbols for a variety of modulation schemes from OOK to STAR16 QAM. The transmitter is fully packaged with a micromachined waveguide flange such that it provides a standard waveguide output. It produces a peak output power of -16 dBm with a 3 dB IF bandwidth of 16.5 GHz and has a maximum measured datarate of 6 Gbps. |
